abstract A thermal atomic layer etching process is disclosed. In some embodiments, the method includes at least one etch cycle in which the substrate is exposed to a first gaseous halide reactant and a second gaseous halide reactant alternately sequentially. In some embodiments, the first reactant may include an organic halide compound. During the thermal ALE process, the substrate is not in contact with the plasma reactants.
