abstract |
In a method of forming a composite dielectric film of a semiconductor device and a method of manufacturing a semiconductor device using the same, a preliminary dielectric film including silicon and a first dielectric film made of a high dielectric constant material are formed on a semiconductor substrate. The preliminary dielectric film is selectively plasma nitrided to obtain a second dielectric film including nitrogen from the preliminary dielectric film. During the plasma nitridation process, nitrogen binds to silicon included in the preliminary dielectric film rather than the first dielectric film by ion energy, thereby reducing the nitrogen concentration at the interface between the semiconductor substrate and the composite dielectric film. |
