abstract |
The present invention relates to a thermosetting light-reflective resin composition having high reflectivity from visible light to near-ultraviolet light after curing, excellent heat resistance deterioration and tablet moldability, and hardly causing burrs during transfer molding. Another object of the present invention is to provide a substrate for mounting an optical semiconductor element and an optical semiconductor device using the resin composition. A thermosetting light reflecting resin composition comprising a thermosetting component and a white pigment, under conditions of a molding temperature of 100 ° C. to 200 ° C., a molding pressure of 20 MPa or less, and a molding time of 60 to 120 seconds. A thermosetting light reflecting resin composition is prepared, characterized in that a burr length generated upon transfer molding is 5 mm or less and a light reflectance at a wavelength of 350 nm to 800 nm after heat curing is 80% or more. And an optical semiconductor element mounting substrate and an optical semiconductor device are constituted using such a resin composition. [Selection] Figure 1 |
