abstract |
Disclosed is a non-halogen / non-phosphorus flame-retardant adhesive film for printed circuit boards that can be bonded at a low temperature of 250 ° C. or lower and is excellent in heat resistance, moisture-absorbing solder heat resistance, workability, and the like. A mixed resin comprising 65 to 98% by weight of a silicon unit-containing polyimide resin and 2 to 35% by weight of an acenaphthylene-modified epoxy resin having a structure obtained by epoxidizing a naphthol resin having a structure in which an acenaphthenyl group is substituted with a naphthalene ring. A flame retardant adhesive resin composition containing substantially 1 to 45 parts by weight of a phosphate ester plasticizer per 100 parts by weight and substantially free of halogen elements.
