abstract Embodiments described herein generally relate to one or more methods of forming barrier layers for conductive features in semiconductor processing and the resulting semiconductor structures. In some embodiments, openings are formed through the dielectric layer to the conductive features. The barrier layer is formed in the opening along the sidewall of the dielectric layer and on the surface of the conductive member. Forming the barrier layer includes depositing a layer including using a precursor gas. The precursor gas has a first incubation time for deposition on the surface of the conductive member and a second incubation time for deposition on the sidewalls of the dielectric layer. The first incubation time is longer than the second incubation time. A conductive fill material is formed in the opening and on the barrier layer.
