abstract |
Disclosed is a method for producing an electronic semiconductor chip (100), said method comprising the steps: provision of a growth substrate (1) comprising a growth surface (10) formed by a flat region (11) having a plurality of three-dimensionally formed surface structures (12) on the flat region (11); large-scale, direct application of a nucleation layer (2) consisting of oxygen-containing AlN to the growth surface (10); growth of a nitride-based semiconductor layer sequence (3) on the nucleation layer (2), the semiconductor layer sequence (3) being grown upwards selectively from the flat region (11). Also disclosed is an electronic semiconductor chip. |
