abstract |
An α-substituted acrylic acid is caused to directly add to a fluoroalkene in the presence of a specific acid catalyst having a sulfonyl group to produce an α-substituted acrylic ester monomer for fluorinated resists. Although isomerization of the alkene, generation of a diol, and excessive addition reaction of the α-substituted acrylic acid proceed as side reactions, the desired addition reaction between the fluoroalkene and the α-substituted acrylic acid can be caused to proceed efficiently due to the use of the specific acid catalyst. Thus, an α-substituted acrylic ester monomer for fluorinated resists can be produced on an industrial scale. |
