Aspects of the invention provide a termination structure for a power MOSFET component. A termination trench is formed in the semiconductor material surrounding the active region of the MOSFET. The termination trench further includes first and second portions of electrically conductive material. The first and second portions of the electrically conductive material are electrically insulated from each other.
