abstract | The present invention relates to a transistor using a PVDF film bonded to azobenzene and a manufacturing method thereof. According to an embodiment of the present invention, the MFMIS-type field effect transistor comprises: a substrate having a source region, a drain region, and a channel region formed between the source and the drain region; an insulation layer formed on the channel region; a lower electrode layer formed on an upper side of the insulation layer; a ferroelectric layer formed on the lower electrode layer; and an upper electrode layer formed on the ferroelectric layer. The lower electrode layer is set as a data electrode, and the upper electrode layer is set as a ground electrode. A conduction state between the source and the drain is set by a polarization value of the ferroelectric layer. The ferroelectric layer can be a PVDF-azobenzene polymer film wherein azobenzene and PVDF are bonded to each other. |
