abstract |
The present invention has a low dielectric constant insulating film having a low dielectric constant, high mechanical strength and high adhesion to a substrate, that is, having a one-dimensional through channel from one surface to another surface of the film and having a relative dielectric constant between 1 and 1 in a matrix. A low dielectric constant insulating film suitable for use as an interlayer film is provided by removing a columnar phase from a composite film comprising a plurality of columnar phases grown one-dimensionally on a substrate and a matrix phase surrounding them. |
