abstract | It is an object of the present invention to provide a reflow-compatible dicing tape having excellent stain resistance by preventing the generation of outgas from the radiation-curing pressure-sensitive adhesive layer. A substrate layer and a radiation-curable pressure-sensitive adhesive layer formed on the substrate layer are provided, and after bonding a silicon wafer to the radiation-curing pressure-sensitive adhesive layer, after irradiating with radiation, heat treatment is performed at 210° C. for 10 minutes, and after the heat treatment, the above-mentioned A reflow-compatible dicing tape whose carbon content is 30 mol% or less when the bonding surface of the said silicon wafer at the time of peeling the said silicon wafer from a radiation-curable adhesive layer is measured by X-ray photoelectron spectroscopy. |
