titleOfInvention | Energy-sensitive composition in use for forming planarization film or microlens on substrate, method of producing cured body, cured body, method of producing microlens, and cmos image sensor |
abstract | (Problem) To provide an energy-sensitive composition used for forming a planarization film or microlens on a substrate, a method for producing a cured object, a method for producing a cured object, a microlens, and a CMOS image sensor having excellent low-temperature curing properties. (Solution) The energy-sensitive composition of the present invention is an energy-sensitive composition used for forming a planarization film or microlens on a substrate, and the energy-sensitive composition comprises (A) a resin and (B) a thermal acid generator. The (A) resin has a structural unit (a1) derived from a hydroxyl group-containing (meth)acrylic acid derivative, and the acid generation temperature of the (B) thermal acid generator observed in differential scanning calorimetry is 100 ℃ or more and 200 ℃ or less, the energy-sensitive composition further contains (C) an acid crosslinkable structure, and the (C) acid crosslinkable structure is a partial structure of the (C1) polymer or (C2) monomer, C1) The polymer may be the (A) resin. |
