abstract The structure and manufacturing process of the free-electric constant interlayer insulating film used between the wiring layer and the semiconductor device using such a film are described. The insulating film which is endured in the actual processing includes an amorphous carbon fluoro film. The diamond-like carbon film and the silicon lumping layer are disposed on both sides of the amorphous carbon flow film inserted between the wiring layers, where adhesion to the wiring and another insulating film contactability are significantly improved. Incidentally, the silicon base insulating film is disposed and planarized on a multilayer film including an amorphous carbon flow film buried in the wiring layer, and used as a hard mask to anisotropically etch the amorphous carbon flow film with oxygen plasma to form a diamond-like carbon film and holes. do.
