abstract The thin film transistor of the present invention has an active layer including at least a source, a drain, and a channel region formed on an insulating substrate. A high resistance region is formed between the channel region and each of the source and drain regions. A film capable of trapping positive charges is provided on at least the high resistance region, causing N-type conductivity to be caused in the high resistance region. Therefore, the reliability of the N-channel TFT with respect to the hot electrons can be improved.
