abstract |
(57) [Summary] [PROBLEMS] To provide a stack module and an interposer with improved productivity. SOLUTION: Interposers 1 and 2 have chip select electrode pads B1 and B2 arranged adjacent to each other. C1 and C2, and one of the first chip select electrode pads B1 and C1 is connected to the chip select terminals of the semiconductor chips 3 and 4. The other chip select electrode B 2 and C2 are connected to the opposite surface side electrodes B1 'and C1' located on the opposite side of the adjacent chip select electrodes B1 and C1 in the first chip select electrode direction. The opposite surface side electrode B1 'and the chip select electrode C1 of the interposer facing it are connected by the conductive bump 6. |
