abstract | PROBLEM TO BE SOLVED: To provide a distillation method in which an unsaturated carboxylic acid silyl ester can be purified by distillation at a high product recovery rate even with little formation of a polymer-like substance and a distillation operation for a long time. When an unsaturated carboxylic acid, a triorganomonochlorosilane, and a base are reacted in a solvent to produce an unsaturated carboxylic acid silyl ester for distillation, an amine-based polymerization is performed on the reaction solution after completion of the reaction. Addition of inhibitor followed by distillation: As amine polymerization inhibitor, Ni-propyl-N′-phenyl-p-phenylenediamine, N- (1,3-dimethylbutyl) -N′-phenyl- P-phenylenediamine and N, N′-di-2-naphthyl-p-phenylenediamine are preferred.
