titleOfInvention | Multi-cavity wiring board |
abstract | When dividing each wiring board region into individual pieces, a highly reliable wiring in which a fractured surface is biased toward one of the through conductors in an adjacent wiring board region and the through conductor is not exposed or disconnected. Provided is a multi-piece wiring board from which a substrate can be obtained. A wiring board region is arranged vertically and horizontally, a dividing groove having a V-shaped cross section is formed on a boundary of the wiring board region, and a ceramic insulating layer is further provided. In the multi-cavity wiring board 1 in which the through conductors 7 electrically connecting the wiring layers 3 located between different layers are formed along the dividing grooves 10, the dividing grooves 10 are formed at the tips of the upper dividing grooves 10a. The portion is located 70% to 100% of the total length from the upper end of the through conductor 7 in the vertical direction, and the tip of the lower divided groove 10b is located below the through conductor 7. The angle of the tip of the lower division groove 10b is larger than the angle of the tip of the upper division groove 10a. [Selection diagram] Fig. 1 |
