PROBLEM TO BE SOLVED: To provide a MOCVD method of a Ti-based barrier metal thin film using tetrakis (methylethylamino) titanium together with octane. A method of forming a titanium-based barrier metal layer includes the steps of providing a substrate and forming an IC element on the substrate, the method comprising: forming about 5% by volume of tetrakis (methylethylamino); A) forming a titanium-based barrier metal precursor using a solution of titanium (TMEAT) and about 95% octane by volume; and depositing a titanium-based barrier layer on the substrate by MOCVD.
