titleOfInvention | Epoxy resin composition and semiconductor device |
abstract | (57) [Problem] To provide an environment-friendly epoxy resin composition for semiconductor encapsulation which is low in moisture absorption and solder crack resistance, and substantially does not contain a bromine compound or an antimony compound. SOLUTION: An epoxy resin obtained by glycidyl-etherifying a mixture of a bisphenol A (a) represented by the general formula (1) and a compound (b) represented by the general formula (2), and phenol and cresol via an aldehyde. The modified novolak type phenol resin condensed and condensed, an inorganic substance, and a curing accelerator are essential components, and the weight ratio a / b of a and b is 0.1 to 10. The equivalent ratio of phenolic hydroxyl groups of all phenolic resins to epoxy groups of all epoxy resins is 0.5-2. 0. An epoxy resin composition for semiconductor encapsulation, wherein the curing accelerator is 0.4 to 20 parts by weight per 100 parts by weight of the total amount of all epoxy resins and all phenolic resins. |
