abstract |
A casting resin material comprises an epoxy resin; a siloxane; a filler having a maximum grain size of 20 ~m or less; a photoinitiator; and a thermal initiator. The epoxy resin may be a cycloaliphatic epoxy compound and the siloxane may be an isocyanurate siloxane. The composition is used for the underfilling of electrical and electronic components e.g. to fill the gap between substrate 1 and a chip 2. |
