Multi-junction solar cells having at least four subcells are disclosed in which at least one of the subcells comprises a base layer formed of an alloy of one or more Group III elements of the periodic table, nitrogen, arsenic, and at least one element which is selected from the group consisting of Sb and Bi and in which each of the sub-cells in the lattice is substantially matched. Also disclosed are methods of making solar cells and photovoltaic systems that include at least one of the multi-junction solar cells. |
