Guanidine compounds or salts thereof, reaction products of polyepoxides and polyhalides. Provided is a compound comprising the reaction product of one or more guanidine compounds or salts thereof, one or more polyepoxide compounds and one or more polyhalide compounds. Guanidine compounds or their salts, epoxy compounds and polyhalide reaction products can be used as leveling agents in metal electroplating baths such as copper electroplating baths to provide good dispersing power. Such reaction products can provide electroplated metal deposits with good surface properties and physical reliability. |
