abstract | An electroabsorption modulated laser (EML) chip (600) and an optical module (200). The EML chip (600) is used for the optical module (200). The EML chip (600) comprises: a substrate (601), an EAM-MQW layer (603), a DFB-MQW layer (602), a grating layer (604), an InP cladding layer (605), and an electrode layer (606). The EAM-MQW layer (603) is arranged on the substrate (601); the DFB-MQW layer (602) is arranged on the EAM-MQW layer (603); the grating layer (604) is arranged on the DFB-MQW layer (602); the InP cladding layer (605) is arranged on the grating layer (604) in a deposited manner; the electrode layer (606) is arranged on an upper surface of the InP cladding layer (605) in an etching manner; and the electrode layer (606) comprises a DFB positive electrode (6062), an EAM positive electrode (6063) and an EML negative electrode (6064), an electric isolation area (6061) being arranged between the DFB positive electrode (6062) and the EAM positive electrode (6063), and the DFB positive electrode (6062) being located above the DFB-MQW layer (602). |
