According to the invention, when the upper surface (13a) of the nitride crystal layer (13) of elements of the group 13 is observed by cathodic luminescence, it has a linear portion of high luminance light emission (5). and a low luminance light emitting region (6) adjacent to the high luminance light emitting portion (5). The high luminance light emitting part (5) comprises a part which extends along the plane m of the nitride crystal (13) of group 13 elements, and the normal line T with respect to the upper surface (13a) has a theta shift angle of not more than 2.0 ° to the <0001> direction of the group 13 nitride crystal. |
