titleOfInvention Copper electrolytic solution containing organic sulfur compound and quaternary amine compound of specified skeleton as additives and electrolytic copper foil produced therewith
abstract Production of an electrolytic copper foil with the use of a cathode drum, wherein there is obtained an electrolytic copper foil of low profile having a low surface roughness on the roughened surface side (side opposite to glossy surface), which electrolytic copper foil can realize fine pattern formation and is excellent in elongation and tensile strength at ordinary and high temperatures. A copper electrolytic solution therefor is provided. This copper electrolytic solution is one comprising as additives an organic sulfur compound and a quaternary amine compound of specified skeleton obtained by conducting an addition reaction of a compound having at least one epoxy group per molecule and an amine compound and quaternizing the nitrogen of the reaction product, the quaternary amine compound represented by the general formula (1) wherein R1 and R2 are selected from the group consisting of hydroxyalkyl, ether, aromatic, aromatic substituted alkyl, unsaturated hydrocarbon and alkyl groups; R3 represents benzyl, allyl or alkyl; A represents an epoxy compound residue; X1- represents Cl-, Br- or CH3SO4-; and n is an integer of 1 or greater.
