titleOfInvention Large-capacity magnetic memory using carbon nano-tube
abstract It is possible to write and read magnetic record to/from a magnetic film of the vertical magnetic recording method by purely electric random access and realize a large recording capacity and high speed recording. For the vertical magnetic recording film (50), write magnetic field generation means (62) and a write word line (43) are arranged. On a probe substrate (10) opposing to them, a read/write bit line conductor (41), a magnetoresistive element (20), and a read word line conductor (42) are superimposed. And on this, a magnetic probe (30) made from carbon nano-tube containing magnetic material is erected so as to be electrically connected with the read/write bit line conductor. During write, a small area of the magnetic recording film is heated by small discharge by write current via a gap G between the magnetic probe end and the magnetic recording film under the write magnetic field so as to obtain magnetization in the write magnetic field direction via the Curie point. During read, this magnetic record is read as a current change of the magnetoresistive element via the magnetic probe.
