abstract |
There is disclosed an improved method of manufacturing of an optical device (<HIL><PDAT>40</BOLD><PDAT>), particularly semiconductor optoelectronic devices such as laser diodes, optical modulators, optical amplifiers, optical switches, and optical detectors. The invention provides a method of manufacturing optical device (<HIL><PDAT>40</BOLD><PDAT>), a device body portion (<HIL><PDAT>15</BOLD><PDAT>) from which the device (<HIL><PDAT>40</BOLD><PDAT>) is to be made including a Quantum Well (QW) structure (<HIL><PDAT>30</BOLD><PDAT>), the method including the step of: processing the device body portion (<HIL><PDAT>15</BOLD><PDAT>) so as to create extended defects at least in a portion (<HIL><PDAT>53</BOLD><PDAT>) of the device portion (<HIL><PDAT>5</BOLD><PDAT>). Each extended defect is a structural defect comprising a plurality of adjacent "point" defects.</PTEXT> |
