titleOfInvention | Composition for tin-silver alloy electroplating comprising a complexing agent |
abstract | An aqueous composition comprising (a) metal ions comprising or consisting of tin ions and silver ions and (b) at least one complexing agent of formula C11 R<SP>C12</SP>-X<SP>C11</SP>-R<SP>C11</SP> (C11) and their salts, wherein X<SP>C11</SP> is selected from (a) a divalent 5 or 6 membered aromatic N-heterocyclic group comprising (i) a single N atom; or (ii) a first N atom and a second heteroatom selected from N and S, wherein the first N atom and the second heteroatom are separated by at least one C atom; or (iii) a triazole or thiadiazole; (b) a divalent 6 membered aromatic carbocyclic group; (c) a divalent 5 or 6 membered aliphatic N-heterocyclic group comprising one N atom and optionally a second heteroatom selected from N and O; all of which may be unsubstituted or substituted by one or more OH or one or more R<SP>C14</SP>; R<SP>C11</SP> is selected from (a) -X<SP>C12</SP>-S [-X<SP>C13</SP>-D<SP>C11</SP>]n-R<SP>C13</SP>, (b), and (c); R<SP>C12</SP> is selected from R<SP>C11</SP>, X<SP>C11</SP>-R<SP>C11</SP>, H, OH, NR<SP>C14</SP>2, C1 to C10 alkyl, and C1 to C10 alkoxy; X<SP>C12</SP> is a chemical bond or a linear, branched or cyclic C1-C6 alkanediyl, which may be unsubstituted or substituted by OH, with the proviso that if X<SP>C11</SP> is (a) a divalent 5 or 6 membered aromatic N-heterocyclic group and (b) R<SP>C13</SP> is substituted by one OH and (c) R<SP>C12</SP> is not R<SP>C11</SP>, then X<SP>C12</SP> is a chemical bond; X<SP>C13</SP> is a linear, branched or cyclic C1-C6 alkanediyl, which may be unsubstituted or substituted by OH; X<SP>C14</SP> is a chemical bond or a linear or branched C1-C4 alkanediyl; D<SP>C11</SP> is selected from S and O; R<SP>C13</SP> is selected from (a) a linear, branched or cyclic C1-C6 alkyl, which may be unsubstituted or substituted by one or more OH, (b) if X<SP>C11</SP> is not an aromatic carbocyclic group, Ph, X<SP>C14</SP>-Ph, with Ph=phenyl, and (c) a C2 to C4 polyoxyalkylene group; with the proviso that if X<SP>C11</SP> is a divalent 5 or 6 membered aromatic N-heterocyclic group, then R<SP>C13</SP> is unsubstituted or substituted by one OH with the exception that if X<SP>C11</SP> is a divalent 5 or 6 membered aromatic N-heterocyclic group comprising a first N atom and a second heteroatom selected from N, then R<SP>C13</SP> is unsubstituted. R<SP>C14</SP> is selected from H and a linear, branched or cyclic C1-C6 alkyl; n is 0 or an integer of from 1 to 5. |
