Provided is a semiconductor wafer having a configuration in which a semiconductor wafer is difficult to be displaced in a plane direction of a semiconductor wafer when a plurality of semiconductor wafers are stacked to form a wafer laminate; and a semiconductor device having such a semiconductor wafer.nThe semiconductor wafer (10) of the present invention is provided with: an insulating substrate (tantalum substrate (21)); and a plurality of bump electrodes (surface bump electrodes (22)) provided on one side of the substrate; a plurality of recesses (23) provided on the other surface of the substrate; and a solder layer (24) disposed in the recess (23). In the recessed portion (23), the opening area is reduced from the other surface side of the substrate (21) toward the one surface side. |
