abstract |
The imprint method using a condensable gas program has a problem that the surface of the resist-cured film is rough. This is solved by using a photocurable composition to imprint in an atmosphere containing a condensable gas. The photocurable composition contains a component (A) which is a (meth) acrylate monomer; a component (B) which is a photopolymerization initiator; and a component (C) which is a release agent . The component (C) has a saturated solubility in a condensable gas of 5 wt% or less at 5 ° C and 1 atm, and the condensable gas is liquid at 5 ° C and 1 atm. |
