abstract | The present invention provides a photosensitive resin composition having high sensitivity and low dielectric constant. A photosensitive resin composition comprising: (A) a polymer component satisfying at least one of the following (1) and (2) below, (1) having (a1) an acid group-containing group protected by an acid-decomposable group a structural unit of a group, and (a2) a polymer having a structural unit containing a crosslinkable group, and (2) a polymer having (a1) a structural unit containing a group in which an acid group is protected by an acid-decomposable group, and having (a2) a polymer comprising a constituent unit of a crosslinkable group; (B) a photoacid generator; (C) a fluorine-containing compound; and (D) a solvent; and the above (C) fluorine-containing compound has a hydroxyphenyl group and a hydroxy group At least one of an alkyl group, an epoxy group and an acid anhydride group, and has a molecular weight of from 100 to 1,000. |
