titleOfInvention | Resin-bleeding-out preventing agent |
abstract | An objective of the present invention is to provide a resin-bleeding-out preventing agent having a sufficient RBO preventing effect, without adversely affecting die-bonding strength and assembly properties, and impairing effects of discolor preventing processing and sealing processing. The resin-bleeding-out preventing agent provided in the present invention includes a compound having C8-30 hydrocarbon group (R1), alkylene oxide group (R2) and polar group (R3) in a molecular as a main component. The compound is preferably a compound represented by the general formula: R1-(R2)n-R3. R1: any of C8-30 alkyl group, alkenyl group and alkynyl group R2: -OCH2CH2-, or -OCH2CH2CH2- R3: any of carboxylic group, mercapto group, hydroxyl group, amino group, imidazole group, triazole group, tetrazole group, thiazole group and oxazole group n: an integer of 1 to 20. |
