abstract The present invention relates to a process for recovering and purifying tetraalkyl ammonium hydroxide from waste solution containing the same, which comprises the steps of converting tetraalkyl ammonium hydroxide contained in the waste solution into acid salt of tetraalkyl ammonium by acid treatment, filtering the treated waste solution through nanofiltering membrane (NF membrane) separating device to remove impurities such as high valence metal and photoresist to obtain permeant mainly containing the acid salt of tetraalkyl ammonium while adding water into the concentrating side of the separating device to increase permeating rate of the acid salt tetraalkyl ammonium due to Donnan Effect generated on the surface of the membrane and thus increase the recovering rate of the acid salt tetraalkyl ammonium, and finally electrolyzing the acid salt tetraalkyl ammonium into tetraalkyl ammonium hydroxide and recovering it.
