titleOfInvention | Radiation curable and developable polyurethane and radiation curable and developable photoresist composition containing the same |
abstract | The present invention relates to a radiation curable and developable polyurethane which is characterized by having a carboxy group in its main chain and a acryloyl group as a pendent group and is consisting of the following repeat units (I), (II), and (II) in a random arrangement: wherein R' represents a C1-12 straight or branched alkylene group, C3-8 cyclic alkylene group, phenylene group, biphenylene group, naphthalene group, xylenenyl group, divalent toludine group, -Ph-A-Ph- (wherein A represents CH2, -NH-, or -O-), these group can be optionally substituted by C1-6 alkyl group; R' represents divalent aliphatic group which optionally has one or more OH substituents which can further react with diisocyanate; R" represents R' represents a C1-6 straight or branched alkyl group which optionally has one or more OH substituents which can further react with diisocyanate; the polyurethane has a weight molecular weight measured by GPC in a range of from 3,000 to 400,000; an acid value in a range of from 5 to 120 mgKOH/g. The present invention also relates to a radiation curable and developable composition containing the polyurethane. |
