titleOfInvention | Method of determining parameters of semiconductor elements |
abstract | This invention relates to radio measurements. The purpose of the invention is to improve the measurement accuracy when shortening the wavelength. This method is implemented by a device containing a measuring coaxial resonator (IFR) 1, a movable piston 2, communication elements 3 and 4, a constant voltage source 5, an equivalent circuit of a semiconductor element (PES) 6, and also internal and external conductors (P) 7 and 8 IFRs 1. The essence of this method is as follows. After the total capacitance of the PES 6 is measured, when a reverse voltage corresponding to the working voltage is applied to it, the RBI 1 is excited by the coupling element 3 by the microwave signal varying in frequency when the PES 6 terminals are connected to П 7 and 8. Then the piston 2 moves adjust the RBI 1 to resonance, remove the dependence of the resonant frequency f on the length 1 of the RBI 1 f × (1), and from this graph determine the frequencies f and f corresponding to the lengths of 1: 1 0.5 L and 1 0.25 A (where / i - the wavelength of the generator). Then PES 6 is disconnected from the IRR 1 input, the dependence of f × (1) is removed, on the basis of which the f 4 (1) and f ij, (1) scales are plotted. These graphs are combined and the resonant frequency f is determined at the point of their intersection. Then, using f, f 2 and f, the PES 6 parameters are determined by f-lam. 1 sludge. & S l i iTi I L I I / Cr X C-. at 11 Co d-, T-b oe 1SL ate f - ate, |
