abstract | The subject of the invention is a structure of a photovoltaic cell and a method of making a structure of a photovoltaic cell. The structure has a substrate with p-type conductivity, with a bottom electrical contact, on which there is an active ZnO layer and a transparent electrode with electrical contact on it. In this structure, the active ZnO layer between the substrate (1) and the layer of the transparent electrode (6) is a layer of ZnO nanopillars with a height of at least 50 nm covered with a layer of ZnO with a thickness of at least 1 nm. The method of making the structure of the photovoltaic cell is that first, the p-type substrate with the bottom electrical contact is covered with a nucleating layer, then the substrate with the nucleating layer is placed in a reaction mixture with a pH of 6.5 - 12, containing a solvent of at least one oxygen precursor, and at least one zinc precursor, are heated to a temperature of 30 - 95°C and kept at this temperature for at least 1 second. In turn, impurities are removed from the substrate and the crystallized nanopillars of the active layer, and the nanopillars are covered with a layer of ZnO (5). Then the active layer is covered with a layer of a transparent electrode, on which the upper electrical contact is made. |
