The method includes a first step of forming an intermediate emitter on a silicon substrate. The intermediate emitter has first and second emitter regions 33, 34. The second emitter region is disposed below the first emitter region and has a larger width (diameter) than the first emitter region. The method also has a second step of treating the intermediate emitter with a sharp emitter by oxidation.
