abstract | The present invention provides a transistor structure with high field effect mobility. Since the oxide semiconductor layer through which carriers flow does not come into contact with the gate insulating film, a buried channel structure is provided in which the oxide semiconductor layer through which carriers flow is separated from the gate insulating film. Specifically, an oxide semiconductor layer having a high conductivity is provided between the two oxide semiconductor layers. Further, an impurity element is added to the oxide semiconductor layer in a self-aligning manner to reduce the resistance of the region in contact with the electrode layer. Further, the thickness of the oxide semiconductor layer in contact with the insulating film is made thicker than that of the oxide semiconductor layer having a high conductivity. |
