abstract The present invention relates to an externally modulated tunable external resonator laser and an oscillation wavelength locking method. A first aspect of the present invention relates to a semiconductor laser diode having a first cross section and a tunable Bragg filter constituting a resonator and a first collimator lens and an etalon filter between the semiconductor laser diode and the tunable Bragg filter ), A second collimator lens is inserted, and a grid-tune of the oscillation wavelength is possible by the tunable Bragg filter and the etalon filter. Semiconductor laser diodes are integrated on a single substrate with a gain-medium for optical gain, a phase adjuster for oscillation phase control and a modulator for optical output modulation. A wavelength locker (WLL) for oscillation wavelength locking can be included on the back of the tunable Bragg grating. The components are provided on the submount and the operating temperature is controlled by the temperature sensor and the thermoelectric element.
