abstract | A resist pattern is formed by using a resist composition containing a polymer compound having a structural unit represented by the general formula (a0-1) and patterning the resist composition by a negative development using a developer containing an organic solvent. In the general formula (a0-1), R is a hydrogen atom, an alkyl group having 1 to 5 carbon atoms, or a halogenated alkyl group having 1 to 5 carbon atoms. Va 0 is a divalent hydrocarbon group which may have an ether bond, a urethane bond or an amide bond. n a0 is an integer of 0 to 2; R 1 is a chained or cyclic aliphatic hydrocarbon group.
