abstract |
An object of the present invention is to provide a thermosetting die-bonding film and a dicing die-bonding film which can suppress hardening shrinkage after die bonding and thereby prevent the occurrence of warping of the adherend. The thermosetting die bond film of this invention is a thermosetting die bond film for bonding and fixing a semiconductor element on a to-be-adhered body, and the gel fraction in the organic component after thermosetting by 120 degreeC and heat processing for 1 hour is performed It is in the range of 20 weight% or less, and the gel fraction in the organic component after thermosetting by 175 degreeC and heat processing for 1 hour exists in the range of 10-30 weight%. |
