abstract |
The present invention relates to curable compositions comprising at least one organometallic compound as a resin bleed-out regulator, and to use in semiconductor packages thereof. In particular, the organometallic compound is an organic titanate. In some embodiments, organic titanates include but are not limited to tetraalkyl titanates and titanate chelates. The composition exhibits excellent performance in bleed-out control and can therefore reduce the occurrence of failures such as die top delamination in the semiconductor package. |
