abstract |
The present invention relates to a die attach paste composition comprising an epoxy-rubber addition product. The composition of the present invention comprises 30 to 60 parts by weight of epoxy, 15 to 35 parts by weight of rubber resin, 5 to 15 parts by weight of epoxy-rubber addition product, 5 to 20 parts by weight of hardener and 7 to 20 parts by weight of inorganic filler. The epoxy-rubber addition product included in the composition of the present invention is a material obtained by polymerizing a bisphenol A epoxy and a carboxyl-butadiene rubber. |
