The present invention relates to novel polymer and photoresist compositions, in particular their use as resin binder components for chemically-amplified positive-functional resists which can be effectively imaged at short wavelengths such as sub-200 nm, in particular 193 nm. . Preferred polymers of the present invention are terpolymers and tetrapolymers containing repeating units having heteroatom-substituted pendant moieties and which may be excellent in adhesion to the underlying inorganic surfaces such as SiON and Si 3 N 4 surfaces. |
