abstract |
The present invention improves reproducibility and yield in separation of bonded substrates. The bonded substrate having a porous layer therein is held by the substrate holding portions 105 and 106, and the bonded substrate is separated from the porous layer by injecting fluid from the nozzle 120 toward the porous layer of the bonded substrate. The fluid is suppressed in the predetermined range by the servo drive pump. |
