abstract A method for measuring additive turnover in a solution, such as an electrodeposition solution, is provided. Methods for measuring the age or lifetime of a solution, such as an electrodeposition solution, are also provided. The method includes providing a solution containing an organic additive and a plurality of degradation products of the organic additive, the plurality of degradation products comprising at least one active ingredient and at least one inactive ingredient, and at least one in the solution measuring the concentration of the inactive ingredient. The method may further comprise determining the additive turnover of the solution based on the concentration of at least one inactive component in the solution.
