Metal compound chemically anchored colloidal particles and methods of production and use thereof |
abstract |
Colloidal particles are described in which a metal compound present in molecular form is chemically immobilized. An easy and fast process has been developed to uniformly and chemically immobilize metal compounds on the surface of colloidal particles through chemical bonding. The metal compound is chemically anchored to the surface of the colloidal particle via an organic linker. The uniformly distributed metal compound is present in molecular form after this process. Colloidal particles to which metal compounds are chemically immobilized can be used as solid catalysts in metal chemical-mechanical planarization processes. |
