titleOfInvention Memory device and driving method of the memory device
abstract It is an object of the present invention to provide a memory device capable of reducing power consumption and a driving method thereof. In the storage element using an inverter or the like, a capacitor element for holding data and a capacitor switching element for controlling accumulation and release of electric charges in the capacitor element are formed. The capacitance switching element is designed so that the off current is sufficiently low. To this end, after the charge corresponding to the data is maintained in the capacitive element, the data can be maintained for a long time even if the power supply of the inverter is stopped. In order to recover the data, the potentials of the output and the input of the inverter are set to the precharge potential, after which the charge of the capacitor is discharged, and the inverter is supplied with power. A switching element for supplying the precharge potential may be formed.
