abstract Vinylphenol type polymers are useful materials and are used in many fields, such as photoresists, packaging materials for ICs, printed wiring boards, lenses, and the like. When polymers are used in electronics such as packaging materials for photoresists and ICs, it is desirable to reduce the metal concentration in the polymer by about ppb. A simple and effective method for removing metals from vinylphenol type polymers is shown. The method comprises (a) through a filter containing an ion exchange material and / or a chelate forming material and generating a zeta potential by a cationic charge modifier, or (b) (i) forming an ion exchange material and / or chelate. Passing the organic solvent solution of the vinylphenol type polymer through a filter containing the material and (ii) a filter that generates a zeta potential by the cationic charge modifier.
