titleOfInvention Surface emitting laser with a monolithically integrated monitor photdetector
abstract Disclosed are a photodetector integrated surface light laser device for a monitor and a method of manufacturing the same, which can be combined with an automatic output control circuit to more precisely control the output of a surface light laser. The present invention provides an intrinsic semiconductor layer and an impurity semiconductor layer in a monitor photodetector that absorbs a part of the light emitted from the surface light laser unit and outputs a detection signal, so that photocurrent due to spontaneous emission light emitted from the surface light laser unit is removed. The insulating layer is further provided in between. According to the present invention, the amount of light of the surface light laser emitted through the laser window can be precisely controlled.
